Rohm SiC MOSFET Selection Guide
Selecting the right Rohm SiC MOSFET is critical for achieving optimal performance in your power converter design. This guide covers key selection criteria including voltage rating, current rating, on-resistance, and package options.
Voltage Rating Selection: Choose a voltage rating at least 1.3 times the maximum DC bus voltage in your application. For 400V EV systems, select 650V devices. For 800V systems, select 1200V devices. Consider voltage spikes during switching and include appropriate margin.
Current Rating Selection: The continuous drain current rating should be at least 1.5 times the RMS current in your application. Consider both continuous and peak current requirements. Remember that current capability decreases at high temperatures.
On-Resistance Considerations: Rohm offers industry-leading low Rds(on) options. Lower Rds(on) reduces conduction losses but typically comes at higher cost. Calculate total losses to optimize for your operating conditions.
Package Selection: TO-247 packages are suitable for discrete designs up to 100A. For higher currents or integrated designs, consider power modules. Kelvin source packages (TO-247-4L) enable faster switching and reduced losses.
