SiC MOSFETs offer several key advantages over silicon IGBTs: First, much lower switching losses - SiC devices can switch 10-100x faster, enabling higher frequencies (50-100kHz vs 5-20kHz for IGBTs). Second, lower conduction losses at light loads - SiC MOSFETs have no knee voltage like IGBTs. Third, higher temperature operation - SiC devices can operate up to 175-200°C vs 150°C for IGBTs. Fourth, smaller passive components - higher frequency operation allows smaller magnetics and capacitors. Fifth, reduced cooling requirements - lower losses mean smaller heatsinks. However, SiC devices cost 3-5x more than IGBTs, so the benefits must justify the cost premium in your application.

Use SiC for high-frequency, high-efficiency, or high-temperature applications where performance benefits justify cost premium.

Oriental SiC MOSFETs require specific gate drive considerations due to their fast switching characteristics. Recommended gate voltage is +15V to +20V for turn-on (check datasheet for specific device) and -3V to -5V for turn-off to prevent false triggering. Gate resistance should be lower than for silicon devices - typically 1-5 ohms for fast switching. The gate driver must provide high peak current (2-5A) for fast charging of gate capacitance. Use isolated gate drivers with high CMTI (50-100kV/us) capability. The recommended gate voltage range is narrower than silicon MOSFETs - exceeding +25V can damage the gate oxide.

Use +18V/-5V gate drive with low Rg (1-5 ohms). Use dedicated SiC gate drivers with high CMTI.

Unlike silicon MOSFETs, Oriental SiC MOSFETs have a body diode with high forward voltage drop (around 3V) and relatively poor reverse recovery characteristics. For applications requiring freewheeling (like bridge inverters), it's generally recommended to use an external anti-parallel Schottky diode rather than relying on the body diode. The Schottky diode has lower forward voltage and no reverse recovery, improving efficiency. However, for cost-sensitive applications at lower frequencies, the body diode can be used if the losses are acceptable. Always verify the body diode characteristics in the datasheet for your specific application.

Use external Schottky diode for freewheeling in high-frequency applications. Body diode can be used for low-frequency cost-sensitive designs.

The fast switching speed of SiC MOSFETs (dv/dt can exceed 50kV/us) creates significant EMI challenges. Mitigation techniques include: Using gate resistors to control switching speed (trade-off with losses)

Implementing snubber circuits to damp voltage overshoot

Careful PCB layout with minimized loop inductances

Using shielded gate drive transformers or optocouplers

Implementing common mode filters on input and output

Using spread spectrum modulation to reduce peak emissions. While SiC enables higher efficiency, the EMI design requires more attention than with silicon IGBTs. Start with conservative switching speeds and optimize based on EMI testing.

Use appropriate gate resistance to control dv/dt. Implement careful PCB layout and EMI filtering.

Transitioning from IGBT to SiC MOSFETs presents several challenges: First, faster switching speeds require careful attention to PCB layout to minimize parasitic inductance and prevent voltage overshoot. Second, gate drive requirements are different - SiC needs higher gate voltage (+18V/-5V typical) and lower gate resistance. Third, EMI increases due to fast dv/dt and di/dt, requiring better filtering and shielding. Fourth, short-circuit protection timing is critical due to lower short-circuit withstand time. Fifth, thermal design changes as SiC can operate at higher temperatures but has different loss characteristics. Proper design methodology and testing are essential for successful transition.
