The MIXA150PD1200TS provides 1200V 150A capability for high-power industrial applications up to 45kW. State-of-the-art field-stop IGBT technology delivers industry-leading performance with low conduction and switching losses.
The 62mm package with advanced DBC substrate achieves 0.20°C/W thermal resistance, enabling high current handling with excellent reliability. The module is designed for demanding applications including large motor drives and renewable energy systems.

"The MIXA150PD1200TS is designed for the most demanding industrial applications. I've deployed these in large extruder drives (40kW), cement mill drives, and grid-scale solar inverters. The 150A rating with 0.20°C/W thermal resistance provides excellent power handling. While Vce(sat) is slightly higher at 1.95V, the overall efficiency remains excellent due to optimized chip design. The module requires careful thermal design - liquid cooling may be preferred for continuous 150A operation. Switching frequency should be limited to 3-5kHz to manage losses.
