SiC MOSFET Gate Drive Design
Proper gate drive design is essential for maximizing GeneSiC SiC MOSFET performance. This application note covers gate voltage requirements, gate resistor selection, and protection circuit design.
Gate Voltage Requirements: GeneSiC SiC MOSFETs typically require +15V to +18V for turn-on and -3V to -5V for turn-off. The recommended gate voltage is +18V/-5V for optimal performance. Never exceed the maximum gate voltage rating.
Gate Resistor Selection: The gate resistor (Rg) controls switching speed and EMI. Typical values range from 2Ω to 10Ω. Lower values enable faster switching but increase EMI. Higher values reduce EMI but increase switching losses.
Gate Driver Selection: Use isolated gate drivers with at least 2500Vrms isolation. Peak output current should be 5A minimum. Include features such as desaturation detection and Miller clamp for robust protection.
Kelvin Source Connection: Use the Kelvin source pin (TO-247-4) for gate return to eliminate source inductance from the gate loop. This enables faster switching and reduced losses.

Frequently Asked Questions
1. What gate voltage should I use?
Recommended gate voltage: (1) Turn-on - +15V to +18V (+18V recommended). (2) Turn-off - -3V to -5V (-5V recommended). (3) Threshold - 2.5V typical. (4) Maximum - Never exceed +25V/-10V. +18V/-5V provides optimal performance and noise margin.
2. How do I select the gate resistor value?
Gate resistor selection: (1) Switching speed - Lower Rg = faster switching. (2) EMI - Higher Rg = lower EMI. (3) Typical range - 2Ω to 10Ω for SiC. (4) Start value - 5Ω typical. (5) Optimization - Tune based on waveforms. Balance switching speed, EMI, and voltage overshoot.
