"The STW69N65M5 is the next generation of ST's MDmesh technology. The M5 generation offers noticeable improvements in Rds(on) and switching characteristics compared to M2. In my experience, this device is excellent for high-power applications where every milliohm matters. The 69A current rating makes it suitable for 3-5kW power supplies and inverters. The switching losses are well-controlled despite the higher current rating. I've used this in several server power supply designs with excellent thermal performance. The TO-247 package is standard and easy to work with. For new designs requiring 650V, this is my preferred choice over the older M2 generation."

The STW69N65M5 has maximum power dissipation of 375W at Tc = 25°C, derating to 150W at Tc = 100°C. Actual power handling depends on thermal design. With typical Rds(on) of 55mΩ at 30A, conduction losses are approximately 50W. Proper heatsinking is essential for high-current operation.
